  1. “More-than-Moore” ERD M. Brillouët – T. Skotnicki U-In Chung – S. Das – A. IonescuH. Bennett – S. Deleonibus – Y. Obeng MtM WG - ITRS ERD - Washington

  2. 2011 ERD focus Rationale “An overarching goal of this chapter is to survey, assess and catalog viable new information processing devices and systems architectures for their long-range potential, technological maturity, and to identify the scientific/technological challenges gating their acceptance by the semiconductor industry as having acceptable risk for further development. A new goal is to pursue long term alternative solutions to technologies addressed in More-than-Moore (MtM) ITRS entries, currently for wireless devices and, in the future, for power devices, image sensors, etc.” [2011 ERD Chapter] • “downstream” MtM TWIG in ITRS: • system drivers • design • analog – rf • MEMS [new] • A&P • interconnects focus on functionalities rather than devices MtM WG - ITRS ERD - Washington

  3. rf wave 011001010… control LNA ADC LO PA DAC 2011 “More-than-Moore” ERD & functions Higher level function Intermediate levelfunction RF front-end mixer antenna filter oscillator etc. switch LO Lower level functions spin-torque oscillator etc. C-based electronics NEMS nanoresonator MtM WG - ITRS ERD - Washington

  4. 2011 status & recent progress (1) • C-based devices for rf applications • limited rf characterization (ft) • poor performance when available (fMax) • no progress since last meeting • Spin-Torque nano-oscillators • high and fast tunability • low power, high noise • very active field MtM WG - ITRS ERD - Washington

  5. Comparison to existing oscillator technologies MtM WG - ITRS ERD - Washington

  6. R&D trends perpendicular polarizer + in-plane free layer eliminate the need of external H magnetic vortex wavy spin torque increase output power phase-locked synchronized STO array lower phase noise / reduce linewidth MtM WG - ITRS ERD - Washington

  7. 2011 status & recent progress (2) • NEMS resonator • limited exploration of this field (taxonomy, scalability, performances…) • some disruptive ideas (resonant gate or body) • no clear delineation between “classical” and “emerging” devices • mixers • limited exploration of this field • RTD & SET: no significant progress → to be dropped • ambipolar conduction (graphene): promising; progress? • all-in-one radio: no recent progress MtM WG - ITRS ERD - Washington

  8. 2011 status & recent progress (2) • Considered, but discarded in 2011 • rf switch (graphene…) • “emerging” part of the MEMS TWIG • optical interconnect • power / energy harvesting MtM WG - ITRS ERD - Washington

  9. 2012 perspective MtM WG - ITRS ERD - Washington

  11. Fields to be considered • rf • MEMS: consider if any of the “classical” devices have “emerging” counterparts (accelerometers, gyroscopes, microphones, etc.) • optical interconnect • see Incheon’s meeting • could be extended to disruptive solutions in integrated optics (e.g. plasmonics) • power / energy harvesting • others MtM WG - ITRS ERD - Washington

  12. Other opportunities • contribution to MtM ITWG meetings • MtM Workshop at the ITRS Spring meeting • inputs from Europe… esp. some European projects like Guardian Angels (A. Ionescu) MtM WG - ITRS ERD - Washington
